【摘要】:ThetestmethoddescribedinthispartofIEC62137appliestoareaarraypackages,suchasBGA.ThistestmethodisdesignedtoevaluatethefatiguelifeofthesolderjointsbetweencomponentleadsandlandsonasubstrateasshowninFigure1.Atemperaturecyclicapproachisgenerallyusedtoevaluatethereliabilityofsolderjoints.Anothermethodistomechanicallycyclethesolderjointstoshortenthetestingtimeratherthantoproducethestrainsbychangingtemperatures.ThemethodologyistheimpositionofsheardeformationonthesolderjointsbymechanicaldisplacementinsteadofrelativedisplacementgeneratedbyCTE(coefficientofthermalexpansion)mismatch,asshowninFigure2.Inplaceofthetemperaturecycletest,themechanicalshearfatiguepredictsthereliabilityofthesolderjointsunderrepeatedtemperaturechangeconditionsbymechanicallycyclingthesolderjoints.Inthistestmethod,theevaluationrequiresfirsttomountthesurfacemountcomponentonthesubstratebyreflowsoldering,thencyclicmechanicalsheardeformationisappliedtothesolderjointsuntilfractureofthesolderjointsoccurs.Thepropertiesofthesolderjoints(forexamplesolderalloy,substrate,mounteddeviceordesign,etc.)areevaluatedtoassistinimprovingthestrengthofthesolderjoints.
